All-Monolithically Integrated Self-Scanning Addressable VCSEL Array for 3D Sensing

We propose an all-monolithically integrated self-scanning addressable vertical-cavity surface-emitting laser array for time-of-flight measurement. Some advantages of VCSELs ToF measurement applications include large reductions in power consumption, heat generation, multi-pass noise, and flare noise. In this paper, we discuss the characteristics proposed VCSEL array. All layers epilayer structure were formed at once by metal-organic chemical vapor deposition. The device consists (Al)GaAs-based thyristor a conventional top-emitting 940-nm oxide-confined on n-type GaAs substrate. contained 12 blocks (4 × 3) that have more than 40 emitters each. required only four signals from field-programmable gate to select emitting one emission signal driver, even arrays containing hundreds blocks. module is capable one-block sequential emission, parallel several blocks, all rise fall times fabricated observed be 200 400 ps, respectively, each mode. influence noise obstacle front camera was dramatically reduced avoiding obstacle.
